Heat Sinks & Thermal Management

Base Material

Common base materials include:
Copper
Silver
AlN
BeO
CuW
CuMo
Diamond

Diamond is a very good heat sink. The rate of thermal conductivity is about 1200 Watts per meter Kelvin at room temperature. Next best is silver (425). Third best is copper (390). BeO is excellent (280) and CuW varies from 130-150. One must also consider the CTE is the heat sink is attached to another component. Mismatched CTE's can cause seperation, warping or other problems.

Some of the base materials are fairly reactive and may need coatings to protect the material. Copper, silver and CuW are three examples. When deploying a ceramic heat sink such as BeO or AlN, if the ceramic is to be soldered, metallization may be necessary. Metallization is a type of coating which is thermally set and forms a strong bond and diffusion layer.
